The HLXSR01632 from Honeywell Aerospace is a Radiation-Hardened Static RAM with a configuration of 512K x 32-bit memory. This monolithic static RAM is fabricated with 150 nm silicon-on-insulator CMOS (S150) technology. It has a radiation tolerance TID of up to 1 x 10+6 rad (Si) and a dose rate upset of 1x10+10 rad (Si)/s. It has a high-speed write cycle of 9 ns and a read cycle of 20 ns. The SRAM has an average output current of 15 mA and a package power dissipation of 2.5 W. It has an asynchronous operation with CMOS-compatible I/O and is immune to latch up. The SRAM operates over the full military temperature range and requires a core supply voltage of 1.5 V and an I/O supply voltage of 3.3V. It has a mass of 7 g and measures 21.67 x 28.91 x 4.01 mm. The SRAM is designed for use in low-voltage systems operating in radiation environments.
